I still do not have a simple fix for this. Did you try the full set of steps to manually uninstall SoftRAID via terminal? (or just delete the one file)
I only deleted the one file. If you will send me directions or direct me to the instructions, I will attempt to delete SoftRAID using the terminal. Thank you

Here is an attempt to resolve the error where the error launching SoftRAID occurs, the SoftRAID Monitor failed. Unfortunately, it only seems to work about a third of the time. Else a clean macOS install may be required. we do not know the cause yet.
What we are going to do is manually remove all SoftRAID components, as below.

How to manually Remove/uninstall the SoftRAID driver and components:
Paste each command line below into the terminal application. You will need your normal admin password for some steps.
Delete the SoftRAID driver:
sudo rm -r /Library/Extensions/SoftRAID.kext
sudo touch /Library/Extensions
sudo kextcache -fu /
Now, Restart your computer
Remove the daemon and SoftRAID Monitor:
sudo rm /Library/LaunchDaemons/com.softraid.softraidd.plist
sudo rm /Library/LaunchAgents/com.softraid.SoftRAIDMonitor.plist
Remove the SoftRAID application support directory:
sudo rm -r /Library/Application\ Support/SoftRAID
Remove all the SoftRAID preferences:
defaults delete com.softraid.SoftRAID
Remove preference files
sudo rm -r com.softraid.com
reset the extensions caches:
sudo kmutil clear-staging
sudo kextcache -i /
Restart the Mac. SoftRAID volumes will no longer mount on the desktop, but that is temporary, until you reinstall the driver.
When you run SoftRAID to install the driver, do not immediately restart. wait until the dialog box pops up to go to System Preferences/Security. "Allow" OWC as an Identified developer, now restart, (you have to maneuver around a couple different restart buttons SoftRAID and macOS)
After completing the above multistep process, I have SoftRaid installed and working. Thank you

@softraid-support I followed your instructions and enabled system extensions by modifying my security settings in the Recovery environment. However I am still seeing the ...Monitor has stopped... error. Please advise to other steps that can be taken. My RAIDs mounts show up and the data is accessible however I'm not able to launch the SF application.
If you relaunch again, does the app run? or can you never run the app?
@softraid-support The app launches with the beach ball pinwheel, attempts to launch, then presents the error. Only option is to Quit the app.

I had Softraid XT 6.2 installed on my iMac Pro Intel Xeon and ever since installing Monterey, it crashes when I try to load it. I tried reinstalling it and it still crashes. The error message says "an internal part of the SoftRaid Monitor has stopped functioning properly. Please quite SoftRaid and relaunch it." I tried doing as you suggest above, and there is no file named driverpreferences.plist . When I run the terminal command touch /Library/Extensions I get the response Permission denied. Any further suggestions?
Its OK if some fail., but the touch is "sudo touch". It tells macOS to "open" or touch the folder so it updates it, after deleting the files in it. try again.
